Freescale iMX25 and MX35 can both support upto 256MB of DDR2 per chip select and they have 2, ie 512MB (at 266MHz), so the RAM size is obviously down to costs and needs. The MX25 is 16bit max. though which obviously halves the bandwidth vs. the iMX35. The iMX35 also benefits from 128KB of L2 cache. More info at www.freescale.com/imx
