For anything more than a few HP, SCRs still rule the DC drive world. I guess the toy stuff, under 1HP, is all PWM based these days. Small but not toys, say 1 to 5 HP, is probably a mix. But I bet there aren't many PWM DC drives above 5HP. My perspective is skewed somewhat, since the company I work for makes industrial DC drives, from about 20HP up. We don't mess with the tiny stuff.
