Ah, but you already have tetex-base-2.0-5 installed. Then you should not mix this with tetex-1.0 stuff.

I still don't understand which package wanted to download the LICENSE file. It is *not* doxygen. It may be some package that doxygen depends on. Some old tetex-macosx or pdftex or whatever, in any case quite probably something that offered you a choice and where you made an unlucky choice.
